The present invention relates to semiconductor memory devices, and more particularly to a semiconductor memory device in which a plurality of memory banks composed of memory cells are arranged and word lines of each memory bank are arranged in a row direction and row decoders are arranged to cross over a column decoder and select the row lines.
2. Description of the Related Art
High integration and high speed of semiconductor memory devices are desired more than ever before. In DRAMs (Dynamic Random Access Memories), the cell areas of the DRAMs have been reduced by reducing the cell sizes. To improve the operational speed of such memory devices, the gate length of transistors in the memory cells have also been reduced. However, as the gate length becomes smaller, the gate threshold voltage has been lower and leakage current has increased. Thus, it has been difficult to obtain satisfactory characteristics of the memory cells.
A semiconductor memory device is known, which includes two memory banks, e.g., banks A and B, arranged in a column direction in a matrix and a row decoder arranged on a row side of the two memory banks A and B. A column decoder is arranged between the two memory banks A and B. Thus, one of the memory banks A and B is selected by the row decoder and data of one of the memory banks A and B is input/output by the column decoder. By this construction, a plurality of word lines are arranged in the row direction for the two memory banks A and B. The memory cells are arranged at the crossings between the word lines.
When the word lines are arranged in the row direction, the word line addresses are sequentially input from the external device. A row address buffer compares the row address with the row address received from the external device and latches the address when the two coincide. Then, the row decoder is driven according to the row address output from the row address buffer to select one of the word lines.
The row decoder has a configuration including a pair of input lines. One input line is connected to a row address buffer and the other input line is connected to a main address buffer. This configuration allows reduction in the number of row decoder driver lines. However, only two input lines
